독립적인 nitridation step이 포함된 급속 열처리 공정을 이용하여 125-180A 두께의 이중 절연박막을 단결정 실리콘 상에 형성하였다. HCl 가스의 첨가량과 공정시간의 변화에 따른 박막 특성의 변화를 고찰하였고, 이에 따른 박막의 전기적 특성을 관찰하였다. HCl 가스의 첨가에 의해 초기의 산화막 두께의 성장은 현저하게 나타났으나, nitridation 후의 박막두께의 변화는 10A 이하로 매우 저조하였다. 이중 절연박막의 항복전압은 HCl 가스의 첨가량에 비례하여 점차 증가하였고, 절연강도는 furnace나 독립적인 nitridation step이 포함되지 않은 급속 열처리 공정으로 형성한 같은 두께의 박막에 비해 높은 것으로 분석되었다. The dual dielectric films have been grown on single-crystalline silicon substrates with the thickness ranging from 125A to 180A at various gas and temperature conditions by using rapid thermal process that included independent nitridation step. The film characteristics and their dependence on the contents of the hydrochloric gas and the processing time have been studied. By the addition of the hydrochloric gas, the initial oxide thickness was significantly changed, but after sequential nitridation processes the thickness of the films was nevertheless a little bit varied within 10A. All the samples of the dual dielectric films show the increased breakdown voltages in proportion to the additive contents of the hydrochloric gas and also show the higher breakdown strengths than the thermal oxide and nitrided oxide films grown by the conventional furnance process or the rapid thermal nitridation process that was composed of the dependent nitridation cycles.
Kolmogorov distance for the central limit theorems of the Wiener chaos expansion and applications

This paper concerns the rate of convergence for the central limit theorems of the chaos expansion of functionals of Gaussian process. The aim of the present work is to derive upper bounds of the Kolmogorov distance for the rate of convergence. We apply our results to find the upper bound of the Kolmogorov distance in the quantitative Breuer–Major theorems (Nourdin et al., 2011), and prove that the upper bound in our results is more efficient than that in the quantitative Breuer–Major theorems. Also we obtain the explicit upper bound of the Kolmogorov distance for central limit theorems of sojourn times.

This study first introduces the general concept of Balanced Scorecard(BSC) and then examines the business performance measurement systems with company's cases in which BSC has been introduced successfully in Korea and America.
직접 광여기 Photo-CVD에 의한 이산화실리콘 박막의 증착 특성

실리콘계 절연박막 형성을 위한 저온공정을 개발하기 위하여 photo-CVD장치를 제작하여 $SiO_2$ 박막을 $50{\sim}250^{\circ}C$ 범위에서 증착시켰다. 이때 $SiH_4/N_2O$ 혼합가스는 수은증감반응법을 사용하지 않고 저압수은램프의 직접 광여기에 의해 분해시켰다. AES와 ESCA 분석결과 Si와 O의 화학량론적 구성이 거의 모든 공정조건에서 1:2로 나타났고, Si와 O원자의 결합상태가 $SiO_2$의 형태로 이루어져 있음을 보여주었다. 그리고 박막의 굴절율은 $1.39{\sim}1.44$의 범위로 나타나, 저온증착에 의해 밀도가 비교적 낮은 박막이 형성됨을 보였다. We developed a photo-CVD equipment for the deposition of silicon based insulating materials. Silicon dioxide thin films were deposited at various process conditions especially low temperature range $50-250^{\circ}C$. Low pressure mercury lamp was used in the direct excitation of $SiH_4/N_2O$ mixture gas without mercury sensitization. AES and ESCA analysis showed that oxygen to silicon atomic ratio and binding state of Si-O bond was nearly 2.0 and $SiO_2$ type, respectively. The refractive indices were measured to be 1.39-1.44, indicating that films were in relatively low density.

The factors to act on atomization of liquid fuel are viscosity, geometric shape of nozzle, atomizing pressure, etc. Most of high viscous liquid fuels show decrease in viscosity by raising the preheat temperature, but the viscosity of liquid fuel like CWM does not readily change with fuel temperature. As an experimental study to investigate the atomizing characteristics of CWM, CWM fuel is atomizing with a twin-fluid atomizer, and the effects of the geometric shape of spray nozzle on atomization are investigated by measuring the Sauter`s Mean Diameter (SMD) of CWM. The summarized results obtained in this study are as follows ; (1) As the ratio of the mass flows of atomizing air to that of fuel (W$_{a}$ /W$_{1}$) increases, 능 decreases when fuel temperature is constant. (2) At the ratio (t/d) 4 of thickness (t) of spray nozzle hole to the diameter (d) of the hole, there is the best atomization. And SMD decreases when t/d is between 1 to 4 and increases when t/d > 4.
