GaAs on Si substrate with dislocation filter layers for wafer-scale integration

GaAs on Si grown via metalorganic chemical vapor deposition is demonstrated using various Si substrate thicknesses and three types of dislocation filter layers (DFLs). The bowing was used to measure wafer-scale characteristics. The surface morphology and electron channeling contrast imaging (ECCI) were used to analyze the material quality of GaAs films. Only 3-㎛ bowing was observed using the 725-㎛-thick Si substrate. The bowing shows similar levels among the samples with DFLs, indicating that the Si substrate thickness mostly determines the bowing. According to the surface morphology and ECCI results, the compressive strained indium gallium arsenide/GaAs DFLs show an atomically flat surface with a root mean square value of 1.288 nm and minimum threading dislocation density (TDD) value of 2.4×10<sup>7</sup> cm<sup>-2</sup>. For lattice-matched DFLs, the indium gallium phosphide/GaAs DFLs are more effective in reducing the TDD than aluminum gallium arsenide/GaAs DFLs. Finally, we found that the strained DFLs can block propagate TDD effectively. The strained DFLs on the 725-㎛-thick Si substrate can be used for the large-scale integration of GaAs on Si with less bowing and low TDD.
Convergence Service Implementation based on Service Delivery Platform and Research Issues

Service Delivery Platform (SDP) is an enterprise application implementing Service Oriented Architecture (SOA) concepts. This paper shows a telecommunication-IT convergence service application development using SDP. SDP has two main components: Common BUS delivering and routing web services and Enablers. We implemented Advanced Navigation which is an integration of three web services: IMS third party call, database, and web-based programming. We will discuss several issues relating to SDP based convergence service development.

The world's first 5G commercial service started in Korea in April 2019. This makes us proud of our status as an ICT powerhouse, and of the domestic optical network industry ecosystem that has served as a lever to make this significant leap forward in technological and industrial competitiveness. Above all, Japan's trade regulations on core parts and the COVID-19 pandemic have led to new changes across cultures, societies, and economies, and 5G networks have become important. The relevant technology for core material parts is a major concern not only of a few industries, but an entire section of society in terms of national competitiveness. In this article, we discuss the role of industries through the analysis of prospects of optical component technology with regard to the changes in the economic and social paradigm caused by the COVID-19 pandemic and Japan's export regulations.
