Both MgO and $Sc_2O_3$ are shown to provide low interface state densities (in the $10^{11}{\;}eV^{-1}{\;}cm{\;}^{-2}$ range)on n-and p-GaN, making them useful for gate dielectrics for metal-oxide semiconductor(MOS) devices and also as surface passivation layers to mitigate current collapse in GaN/AlGaN high electron mobility transistors(HEMTs).Clear evidence of inversion has been demonstrated in gate-controlled MOS p-GaN diodes using both types of oxide. Charge pumping measurements on diodes undergoing a high temperature implant activation anneal show a total surface state density of $~3{\;}{\times}{\;}10^{12}{\;}cm^{-2}$. On HEMT structures, both oxides provide effective passivation of surface states and these devices show improved output power. The MgO/GaN structures are also found to be quite radiation-resistant, making them attractive for satellite and terrestrial communication systems requiring a high tolerance to high energy(40MeV) protons.

The random regression model methodology was applied into the estimation of genetic parameters for body weights in Chinese Simmental cattle to replace the traditional multiple trait models. The variance components were estimated using Gibbs sampling procedure on Bayesion theory. The data were extracted for Chinese Simmental cattle born during 1980 to 2000 from 6 national breeding farms, where records from 3 months to 36 months were only used in this study. A 3 orders Legendre polynomial was defined as the submodel to describe the general law of that body weight changing with months of age in population. The heritabilities of body weights from 3 months to 36 months varied between 0.31 and 0.48, where the heritabilities from 3 months to 12 months slightly decreased with months of age but ones from 13 months to 36 months increased with months of age. Specially, the heritabilities at eighteenth and twenty-fourth month of age were 0.33 and 0.36, respectively, which were slightly greater than 0.30 and 0.31 from multiple trait models. In addition, the genetic and phenotypic correlations between body weights at different month ages were also obtained using regression model.

<P>PDA(Polydiacetylene)-supramolecules were successfully immobilized on the surface of Sc<SUB>2</SUB>O<SUB>3</SUB>/GaN/Sapphire structures for use as selective NH<SUB>3</SUB> gas sensors. The Sc<SUB>2</SUB>O<SUB>3</SUB> was epitaxially grown on GaN/Sapphire templates by molecular beam epitaxy (MBE) to replace the non-uniform native Ga<SUB>2</SUB>O<SUB>3</SUB>. The GaN-based PDA gas sensors showed excellent selectivity for ammonia detection after the end-functional group was modified to respond to this specific gas species. Experimental investigation of the ordering pathway in a Ni-33 at.%Cr alloy

<P>The present study involves a detailed experimental investigation of the concurrent compositional clustering and long-range ordering tendencies in a Ni-33 at.%Cr alloy, carried out by coupling synchrotron-based X-ray diffraction (XRD), transmission electron microscopy (TEM), and atom probe tomography (APT). Synchrotron-based XRD results clearly exhibited progressively increasing lattice contraction in the matrix with increasing isothermal aging time, at 475 degrees C, eventually leading to the development of long-range ordering (LRO) of the Pt2Mo-type. Detailed TEM and APT investigations revealed that this LRO in the matrix is manifested in the form of nanometer-scale ordered domains, and the spatial distribution, size, morphology and compositional evolution of these domains have been carefully investigated. APT results also revealed the early stages of compositional clustering prior to the onset of long-range ordering in this alloy and such compositional clustering can potentially be correlated to the lattice contraction and previously proposed short-range ordering tendencies. Fifteen Inner Mongolian wethers with permanent ruminal and duodenal cannulas were used to study the effects of dietary rumen-undegradable protein (RUP) to rumen-degradable protein (RDP) ratios or protein sources on fiber digestion in the gastrointestinal tract and ruminal fluid characteristics. Fiber digestion and ruminal fermentation were not affected (p>0.05) by dietary RUP to RDP ratios (from 1.54 to 0.72). Soybean meal supplementation improved ruminal digestion. Fish meal supplementation increased (p<0.05) the ruminal degradability of fiber. The different RUP to RDP ratios (from 1.54 to 0.72) did not influence (p>0.05) ruminal fluid pH, but there were differences (p<0.05) in ruminal fluid $NH_3-N$ concentration because of urea replacement. Soybean meal as a dietary protein source decreased (p<0.05) ruminal fluid pH and increased (p<0.05 or p<0.01) $NH_3-N$, acetate, propionate and butyrate concentrations in the rumen. Fish meal as a dietary protein source decreased (p<0.05 or p<0.01) ruminal $NH_3-N$ and acetate concentrations and increased (p<0.05) ruminal propionate concentration. It can be concluded that dietary protein sources have more significant effect on fiber digestion and ruminal fermentation than different dietary RUP to RDP ratios, when the dietary crude protein requirements of growing sheep are satisfied.
