The growth conditions have been studied for InGaAsP LPE layers grown on (100) InP substrates using the two-phase melt technique. It has been found that the melt-compositions to obtain the 1.1 ㎛ InGaAsP lattice-matched to InP are X_Ga = 0.00417 and X_As = 0.032 when the growth temperature is 630℃ and the cooling rate 0.5℃/min. In this case, the solid-compositions x and y are 0.9 and 0.23, respectively. Also the influences of variations of the Ga and As atomic fraction in the liquid, X_Ga^L and X_As^L on the bandgap energies and the lattice constants have been investigated. The surface morphology and the growth thickness of InGaAsP LPE layers have also been studied.
SiO2/4H-SiC MOS 구조의 특성 평가에 관한 연구

The existence of mobile ions in SiO$_2$ layers of MOS structures is one of the important sources of electrical instabilities in MOS devices. The characteristics of charged mobile ions in SiO$_2$ layers of 4H-SiC MOS structures were investigated by using capacitance-voltage (C-V) and thermally stimulated current (TSC) measurements. The samples used had Pt/SiO$_2$/4H-SiC MOS capacitors. Thermal oxidation was used to grow oxide layers on the Si-faces of single-crystalline 4H-SiC homoepitaxial layers grown by using thermal chemical vapor deposition. The thickness of the oxide layers for the gate oxide was about 500 {\AA}, the surface roughnesses of the oxide layers were 5 $\sim$ 8 {\AA}, and the relative dielectric constants of the oxide layers were 3.7 to 4.6 $\varepsilon_o$. The effects of chlorine in the thermally grown oxide layers were investigated using TCE. The values of QTSC \& QCV in the case of a dry+TCE oxidation were about 5.0 $\times$ 10$^{11}$ e/cm$^2$ and 3.8 $\times$ 10$^{11}$ e/cm$^2$, respectively. The breakdown fields of gate oxides, as obtained from current-voltage (I-V) characteristics, were above 10$^7$ V/cm at room temperature. The behavior of the mobile ions in the SiO$_2$ layers of SiC-MOS capacitors were found to be similar to that of the mobileions in the SiO$_2$ layers of Si-MOS capacitors. MOS 구조의 소자에서 산화막 내의 이동성 이온의 존재는 소자의 전기적 불안전성의 중요한 요인의 하나이다. 본 연구에서는 Thermal CVD 장치를 사용하여 고품위의 n-type 4H-SiC 동종박막을 성장시킨 후, 열산화막 증착장치를 사용하여 약 500 {\AA} 정도의 게이트 산화막을 증착하고 이의 특성을 분석하였다. 산화막의 표면거칠기는 5 $\sim$ 8 {\AA}정도이었고, SiO$_2$/SiC의 선명한 계면을 확인하였다. 4H-SiC MOS capacitor를 제작하고 C-V, TSC 및 I-V 특성을 측정하여 열산화막의 유전율, 이동성 산화막전하 밀도 및 절연파괴전계를 구하였다. Pt/SiO$_2$/4H-SiC (0001) 구조에서 chlorine source를 첨가한 경우에 이동성 산화막전하 밀도가 최대 1/10 이상 감소하는 결과를 나타내었는데, 이러한 결과는 열산화시에 형성되는 이동성 이온에 대하여 chlorine source가 게더링 역할을 해주는 효과가 있음을 의미한다. TCE를 첨가한 건식 산화의 경우에 Q$_{cv}$는 약 3.8 $\times$ 1011 e/cm$^2$이고 Q$_{TSC}$는 5.0 $\times$ 1011 e/cm$^2$이었다. 산화막의 상대 유전상수는 3.7 $\sim$ 4.6의 값으로 분포되어 전반적으로 양호한 산화막이 형성되었음을 확인하였다. 건식 산화한 4H-SiC MOS capacitor에서의 상온(300 K) 절연파괴전압은 80 V 이상이었고, 이로부터 산화막의 절연파괴전계는 10$^7$ V/cm 이상임을 확인하였다. Negative 바이어스에 대한 내압은 -80 V 이상이었고 누설전류 밀도는 수 ㎁ 정도이었다.
화학기상증착법에 의한 6H-SiC 기판상의 3C-SiC 이종박막 성장

본 연구에서는 열화학기상증착법을 사용하여 6H-SiC 기판 위에 silane($SiH_4$)과 prophane($C_3H_8$)을 사용하여 3C-SiC 이종박막을 성장시키고 이의 성장 특성을 조사하였다. C/Si 유량 비율이 4.0, 운반기체의 유량은 5 slm이고 성장온도가 $1200^{\circ}C$인 경우의 박막성장율은 약 1.8 $\mu$m/h이었다. 성장박막의 Nomarski 표면형상, X-선 회절분광, Raman 산란 특성 및 광발광(PL) 특성 등을 측정하고 성장조건에 따른 결정성을 비교하였다. 이러한 평가를 통하여 성장온도 $1150^{\circ}C$ 이상에서 양질의 결정성 3C-SiC 이종박막이 성장점을 확인하였다. The heteroepitaxial growth of crystalline 3C-SiC on 6H-SiC substrates using high purity silane ($SiH_4$) and prophane ($C_3H^8$) was carried out by thermal chemical vapor deposition, and growth characteristics were investigated in this study. In case that the flow ratio of C/Si and flow rate of $H_2$ were 4.0 and 5.0 slm, respectively, the growth rate of epilayers was about 1.8 $\mu$m/h at growth temperature of $1200^{\circ}C$. The Nomarski surface morphology, X-ray diffraction, Raman spectroscopy, and photoluninescence of grown epilayers were measured to investigate the crystallinity. In this study, the high quality of crystalline 3C-SiC heteropitaxial layers was observed at growth temperature of above $1150^{\circ}C$.
