플립칩의 반복 굽힘 시험 시 파손 특성에 관한 실험적 연구

In general, circuit board assemblies experience various mechanical loadings during assembly and in actual use. The repeated cyclic bending can cause electrical failures due to circuit board cracks, solder interconnects cracks, and the component cracks. In this paper, we report on the failure characteristics of semiconductor chips under the repeated cyclic bending. We first describe a new 4-point bending tester, which is developed according to JEDEC standard No. 22B113. The performance of the tester is then estimated through actual experiments. Test results reveal that the cracks first occur on the outer balls around 20,000 cycles and gradually propagate to the inner balls where cracks are found around 70,000 cycles.

Fatigue has been known as a major degradation mechanism of ASME class 1 components in nuclear power plants. Fatigue damage could be accelerated by combined interaction of several loads and environmental factors. However, the environmental effect is not explicitly addressed in the ASME S-N curve which is based on air at room temperature. Therefore many studies have been performed to understand the environmental effects on fatigue behavior of materials used in nuclear power plants. As a part of efforts, we performed low cycle fatigue tests under various environmental conditions and analyzed the environmental effects on the fatigue life of SA508 Gr. 1a low alloy steel by comparing with higuchi's model. Test results show that the fatigue life depends on water temperature, dissolved oxygen and strain rate. But strain rate over 0.4%/s has little effect on the fatigue life. To find the cause of different fatigue life with ANL's and higuchi's model, another test performed with different heat numbered and heat treated materials of SA508 Gr. 1a. On a metallurgical point of view, the material with bainite microstructure shows much longer fatigue life than that with ferrite/pearlite microstructure. And the characteristics of crack propagation as different microstructure seem to be the main cause of different fatigue life.

실선로 전력 케이블의 부분방전 측정은 주위 전력설비의 신호들이 혼합되어 검출된다. 본시험에서는 배전전력 케이블을 대상으로 부분방전 신호의 방향 추정 시험을 하였다. 시험 조건으로 모의 선로와 활선 현장선로에서 시행하였다. 2개의 HFCT 센서를 사용하여 방전 펄스를 검출하였고 미소신호를 검출하기 위하여 AMP와 필터를 설계하였다. 신호 분석을 위하여 IGS/s의 스코프를 사용하였으며 자동 방향추정 S/W를 제작하였다. S/W의 특징으로는 2개의 채널에서 동일한 펄스의 시간차를 분석하여 방향을 분석하도록 하였다. 센서의 간격이 20CM일 때 약 1nS의 시간차가 발생하여 신호의 방향을 추정할 수 있었다.

Brain dopamine systems play a central role in the control of movement, hormone release, and many complex behavior. The action of dopamine at its synapse is terminated predominately by high affinity reuptake into presynaptic terminals by dopamine transporter(DAT). The dopamine transporter(DAT) is membrane protein localized to dopamine-containing nerve terminals and closely related with cocaine abuse, Parkinsonism, and schizophrenia. In present study, the recombinant plasmid pRc/CMV-DAT, constructed by subcloning of a cDNA encoding a bovine DAT into eukaryotic expression vector pRc/CMV, was stably transfected into CV-1 cells(monkey kidney cell line). The DAT activities in the cell lines selected by Geneticin(R) were determined by measuring the uptake of [3H]-dopamine. The transfected cell lines showed 30-50 fold higher activities than untransfected CV-1 cell line, and this result implies that DAT is well expressed and localized in transfected cells. The transfected cells accumulated [3H]-dopamine in a dose-dependent manner with a Km of 991.6nM. Even though high doses of norepinephrine, epinephrine, serotonin, and choline neurotransmitters inhibited the uptake of [3H]-dopamine, DAT in transfected cell line was proven to be much more specific to dopamine. The psychotropic drugs such as GBR12909, CFT, normifensine, clomipramine, desipramine, and imipramine inhibited significantly the dopamine uptake in tissue culture cells stably transfected with DAT cDNA. Radioactive in situ hybridization was done to map the cellular localization of DAT mRNA-containing cells in the adult rat central nervous system. The strong hybridization signals were detected only in the substantia nigra pars compacta and ventral tegmental area. The restricted anatomical localization of DAT mRNA-containing cells confirms the DAT as a presynaptic marker of dopamine-containing cells in the rat brain
