Design of a 100 V High-side n-channel LDMOS Transistor for Breakdown Voltage Enhancement

In this paper, we discuss on the optimal design of a high-side n-channel lateral double-diffused metal-oxide-semiconductor field-effect transistor (LDMOSFET) whose breakdown voltage is over 100 V with a 0.35-μm bipolar-complementary metal semiconductor- double diffused metal oxide semiconductor process. The proposed nLDMOSFET was fabricated and tested in order to confirm the features of a deep N+ sinker and the gap between the drift region (DEEP N-WELL) and the center of the source. The surface was a implanted by the N-layer for a high breakdown voltage and simultaneously a low specific on-resistance. The computer simulation of the proposed high-side LDMOS exhibited a Breakdown voltage of 115 V and a specific on-resistance of as low as 2.20 mΩ·cm<SUP>2</SUP>, which is consistent with the experimental results.

We propose a novel n-channel LDMOSFET (lateral double-diffused metal oxide semiconductor field effect transistor) structure with a breakdown voltage over 100 V, which was fabricated under the thermal budget of the conventional 0.35-μm industry process. We optimized the engineering parameters, such as the distance of the gap between the DEEP N-WELL and the source region, as well as the doping concentration of the N_(ADJUST)-layer, for achieving both the high breakdown voltage and the low specific on-resistance. The fabricated device exhibits a breakdown voltage (BVdss) over 110 V and a specific on-resistance as low as 2.20 mΩ·cm^2. The robust breakdown characteristics are due to the migration of the location wherein maximum impact ionization occurs from the gate region to the drain side. The numerical simulation revealed that the maximum impact ionization rate of the proposed structure was 2.44 × 10^(16) cm^(−3)s^(−1) while that of the conventional structure was 6.69 × 10^(19) cm^(−3)s^(−1).

Objective: The aim of this study was to evaluate the effects of traditional Korean medicine as a treatment for a diabetic patient diagnosed with herniated intervertebral lumbar discs. Methods: We treated the patient with herbal medicines, acupuncture, herbal acupuncture therapy, and physical therapy. We measured the state and progress of this case with the Numerical Rating Scale (NRS) and Oswestry Disability Index (ODI). We also checked serum glucose levels (FBS/PP2hrs) regularly. Results: After treatment, the NRS score was decreased, the ODI score was improved, and the blood glucose level was stabilized. The overall symptoms of the patient showed positive improvement.

Objective: The aim of this case report is to describe three clinical cases that indicate positive effects of traditional Korean medicine for the treatment of acute headache attributed to whiplash injury. Method: Three patients were treated with a series of Korean medicine treatment, including Chuna treatment, acupuncture, pharmacoacupuncture, and herbal medicine, during the inpatient treatment period. Results: All patients showed decreases in the numerical rating scale (NRS) and headache impact test (HIT) scores. Conclusion: Traditional Korean medicine has potential benefits for the treatment of acute headache attributed to whiplash injury.

We report our kinetic Monte Carlo (kMC) study on the effect of carbon co-implant during the pre-amorphization implant (PAI) process. We employed BCA (Binary Collision Approximation) approach for the acquisition of the initial as-implant dopant profile and kMC method for the simulation of diffusion process during the annealing process. The simulation results implied that carbon co-implant effectively suppresses the boron diffusion due to the recombination with interstitials. Also, we could compare the boron diffusion with carbon diffusion by calculating carbon reaction with interstitial. We could find that boron diffusion is affected by the energy level of the carbon co-implant due to the enhancement of the trapping of interstitial between boron and interstitials.
아급성기 뇌경색 환자의 좌측 편마비에 대한 한의 치료 1례

Introduction: Stroke refers to a sudden brain disease that results in disorders in the anatomy of the brain. The cause is a sudden circulatory disorder of the cerebrovascular system that creates a consciousness disorder and hemiplegia. Despite aggressive treatment after the onset, stroke is a social problem because the patient has difficulty in recovering from sequelae that can include limb movement disorders, language disorders, and emotional disorders. In this study, we describe the effect of traditional Korean medicine treatment on the sequelae in a subacute cerebral infarction patient admitted to a Korean medical hospital. Case presentation: A 67-year-old male patient was diagnosed with cerebral infarction circa 2005, and his condition had not improved. Around March 15, 2018, he experienced the sudden onset of a cerebral infarction in his daily life. This was confirmed by a brain MRI, and he was hospitalized at other hospitals, but he showed no improvement. We conducted a manual muscle test (MMT) to evaluate the patient's exercise and strength. His gait level was measured to evaluate his degree of walking. He was treated with Bojungikgi-tang and acupuncture twice a day. After 34 days of inpatient treatment, the patient's exercise strength improved from Grade 2+~Grade 3 to Grade 3+ determined by the MMT, and his walking ability improved from Gait Level 3 to Gait Level 4. Conclusion: The findings of this study indicate that acupuncture and herbal medicine treatment can help treat patients with hemiplegia due to cerebral infarction.

Objective: Facial nerve palsy causes both facial muscle malfunction and mental illness. Because a facial nerve palsy lesion shows on the face, it can have serious effects on social relationships and mental health. Many facial nerve palsy patients undergo anxiety, depression, and social phobia. In this study, a facial nerve palsy patient with sleep disorder was admitted to the Korean medicine hospital for treatment. Methods: The patient with facial nerve palsy and sleep disorder was treated with herbal medicines, acupuncture, herbal acupuncture therapy, and physical therapy. We used the House Brackmann grading system and Yanagihara's Unweighted Grading System to assess changes in facial nerve palsy symptoms and the Korean Modified Leeds Sleep Evaluation Questionnaire to assess the sleep disorder. Results: The patient was hospitalized for 18 days and showed a recovery from both facial nerve palsy and sleep disorder symptoms without any adverse events. We conclude that patients with facial nerve palsy should be treated from both the physical and mental health perspectives.
