We report on the ferromagnetic characteristics of homoepitaxial Mn(x)Si(1-x) (0.02≤x≤0.10) thin films grown on Si(100) substrates using laser molecular-beam epitaxy. The influence of Mn doping concentration on the structural and magnetic properties of Mn-doped Si thin films was investigated in detail using both synchrotron-radiation x-ray diffraction and a superconducting quantum interference device magnetometer. With the addition of a Mn-Si-related secondary phase, Mn-doped Si thin films showed ferromagnetic behavior above room temperature.
