FeRAM 소자 제작 중에 발생하는 Pt/Al 반응 기구에 관한 연구

The capacitor contact barrier(CCB) layers have been introduced in the FeRAM integration to prevent the Pt/Al reaction during the back-end processes. Therefore, the interdiffusion and intermetallic formation in Pt(1500Å)/Al(3000Å) film stacks were investigated over the annealing temperature range of 100~500℃. The interdiffusion in Pt/Al interface started at 300℃ and the stack was completlely intermixed after annealing over 400℃ in nitrogen ambient for 1 hour. Both XRD and SEM analyses revealed that the Pt/Al interdiffusion formed a single phase of PtAl2 intermetallic compound. On the other hand, in the presence of TiN(1000Å) barrier layer at the Pt/Al interface, the intermetallic formation was completely suppressed even after the annealing at 500℃. These were in good agreement with the predicted effect of the TiN diffusion barrier layer. But the conventional TiN CCB layer could not perfectly block the Pt/Al reaction during the back-end processes of the FeRAM integration with the maximum annealing temperature of 420℃. The difference in the TiN barrier properties could be explained by the voids generated on the Pt electrode surface during the integration. The voids were acted as the starting point of the Pt/Al reaction in real FeRAM structure.

MnO₂ 첨가에 따른 무연 BNKTSNL계 세라믹스의 특성 평가

Microstructure and piezoelectric properties of the lead-free (1-y)wt% [99.5wt%{0.96(Bi_(0.5)(Na_(0.84)K_(0.16))_(0.5)TiO₃)+0.04(SrTiO₃)}+0.3wt%(Nb₂O_(5))+0.2wt%(La₂O₃)] ceramics (BNKTSNL) were investigated as a function of the amount of y wt% MnO2 addition. Both the density and the grain size of the BNKTSNL ceramics increased with increasing the MnO₂ addition. In other words, MnO₂ improved the sintering properties of the BNKTSNL ceramics. Both the electromechanical coupling factor (kp) and the dielectric constant decreased and showed the minimum value of 33.6% and 874 with 0.3wt% MnO₂ addition, respectively. However, the mechanical quality factor(Qm) showed the maximum value of 150 with 0.3wt% MnO₂ addition. The effects of the MnO₂ addition on the piezoelectric properties of BNKTSNL ceramics could be explained in terms of the hardener manganese element.

This paper describes development of low cost precision machine that has combined the Build-in Motor with a vacuum chuck. This study mainly aims to find out a cutting condition for maintaining optimum surface condition and to examine cutting characteristics of the precision machine that is equipped by diamond bites. The cutting materials is Al alloy. Several experiments were carried out to find out the main factors that affect the surface roughness such as principal axis RPM(rotation per minute), feeding speed, and cutting depth. As a result, we obtain The optimum cutting condition of the developed precision machine.
Characteristics of Silk Sericin Extracted from Sericinjam

We investigated sericin extracted from sericinjam, which was inbred at National Academy of Agricultural Science, Suwon, Korea. Sericinjam sericin is composed of 5 fractions: 250 kDa, 120 kDa, 90 kDa, 70 kDa and 40 kDa. Amino acid analysis showed that the major amino acids of sericinjam sericin were Ser, Gly, Asp, Glu, Thr and Ala. Infrared spectra showed that sericinjam sericin has $\beta$-sheet structure. Thermal property of sericin was investigated using DSC and then they showed characteristic degradation peak at around $215{\sim}240^{\circ}C$.

This study examined what were the factors influencing on the buying decision making and satisfaction of health food among the elderly. The questionnaire survey method was utilized and 200 elderly who were living at Daejeon and Cheongju were selected. And, frequency, percentage, average, standard deviation, factor analysis and regression analysis were used by SPSS 12.0. The findings were as following: Firstly, most of the elderly consumers experienced taking of health food and they mostly bought it at special shop at the range of price of 50,000 to 100,000 won. And, they took health food to keep good health and believed they were very effective. Secondly, the elderly consumers affirmatively thought at common level that health food would help improve physical conditions, and they rather negatively thought that the food would prevent aging. Thirdly, the elderly consumers were relatively satisfied with convenience of taking of health food, and they were satisfied with price, dose and service after buying, etc at medium level or lower. And, buying of the elderly's buying of health food was affected by psychological factor more than by social characteristics. In particular, the elderly who affirmatively thought of health food were likely to be satisfied with the food.
