전기화학적 환원 분석을 통한 무연 솔더 합금의 산화에 대한 연구

전자 부품에 인체에 유해한 납을 사용하지 않기 위해서 Sn을 주 원소로 한 무연 솔더 합금의 개발이 활발히 진행되고 있다. 무연 솔더 합금의 열역학적, 기계적 특성은 많이 연구되었으나 산화 거동에 대해서는 거의 연구가 되어있지 않다. 따라서 본 연구에서는 Sn 및 Sn-0.7Cu, Sn-3.5Ag, Sn-lZn, Sn-9Zn 합금에 대해 $150^{\circ}C$ 산화 거동을 연구하였다. 전기화학적 환원 분석을 통해 표면에 형성된 산화물의 종류와 양을 분석하여 합금 원소에 따른 산화 거동을 비교하였고 XPS 표면분석을 통하여 환원 실험 결과를 뒷받침하였다. 또한 합금 원소에 따른 산화물 성장 속도를 비교하였다. Sn-0.7Cu 와 Sn-3.5Ag의 경우 Sn의 산화와 비슷한 거동을 보였다. 산화 초기에는 SnO가 형성되고 산화가 진행됨에 따라 SnO 와 $SnO_2$가 같이 존재하되 $SnO_2$가 우세하게 성장하였다. Zn를 포함한 Sn 합금의 경우 ZnO와 $SnO_2$가 형성되었다. Zn의 첨가로 인해 $SnO_2$의 형성이 촉진되었고 SnO는 억제하는 것을 발견하였다. The oxidation of pure Sn and Sn-0.7Cu, Sn-3.5Ag, Sn-lZn, and Sn-9Zn alloys at $150^{\circ}C$ was investigated. Both the chemical nature and the amount of oxides were characterized using electrochemical reduction analysis by measuring the electrolytic reduction potential and total transferred electrical charges. X-ray photoelectron spectroscopy (XPS) was also conducted to support the results of reduction analysis. The effect of Cu, Ag and Zn addition on surface oxidation of Sn alloys is reported. For Sn, Sn-0.7Cu and Sn-3.5Ag, SnO grew first and then the mixture of SnO and $SnO_2$ was found. $SnO_2$ grew predominantly for a long-time aging. For Zn containing Sn alloys, both ZnO and $SnO_2$ were formed. Zn promotes the formation of $SnO_2$. Sn oxide growth rate of Pb-free solder alloys was also discussed in terms of alloying elements.

<P>A significant reduction of the undercooling of Sn-based solder alloys was previously reported when they were reacted with various under bump metallurgies (UBMs). In the present study, new experiments have been designed and carried out to understand the undercooling behavior of various Cu- and Ni-doped solders on Ni UBM. Two competing mechanisms were further investigated that include the formation of intermetallic compounds (IMCs) at solder/UBM interface and the change of solder composition because of the dissolution of Ni UBM into solder. Two types of IMCs, including both Ni3Sn4 and Cu6Sn5 that were formed at the interface, were correlated with the undercooling of Sn-0.2Cu and Sn-3.8Ag-0.2Cu solders. In addition, the compositional changes of various Sn-based solders after reactions with Ni UBM were analyzed. On the basis of the experimental results, it was found that the significant reduction in undercooling is primarily caused by dissolved Ni atoms from Ni UBM and the concurrent formation of Ni3Sn4 IMC in the solder matrix. Finally, the beneficial effect of Ni dissolution is thermodynamically favorable as confirmed by the thermodynamic calculations and differential scanning calorimetry measurements with various Ni-doped solder alloys.</P>

여러 가지 온도와 습도에 따라 Sn의 표면에 형성되는 산화물을 전기화학적 환원방법을 이용해 분석하였다. 전기화학적 방법을 이용하여 금속표면에 형성된 산화물을 환원시킬 때 나타나는 환원전위와 소모된 전하량을 측정하여 표면 산화물의 종류와 양을 정량적으로 분석하였다 우선 전기화학적 환원 방법이 금속 표면 산화물의 분석에 적합한지 알아보기 위해 여러 가지 산화물 분말의 환원 전위와 수소 발생 전위를 측정하였고, 분석을 위한 최적의 전류밀도 값을 구하였다. Sn 표면에 생성된 산화물을 분석한 결과 $85^{\circ}C$의 건조한 환경에서 보다 T/H (Temperature/Humidity, $85^{\circ}C$/$85\%$상대습도)조건에서 SnO가 더 빠르게 성장하였다. 또한 T/H 조건에서 하루가 지난 이후부터는 Sn의 표면 최상층에 매우 얇은 (<10 ${\AA}$) $SnO_2$ 가 형성되어 있는 것을 확인하였다. $150^{\circ}C$에서는 SnO와 $SnO_2$가 같이 존재하는 것을 확인하였다. 또한 XPS와 AES 표면분석을 통하여 환원 실험 결과를 뒷받침하였다. The oxidation of pure Sn and high Pb-Sn alloys was investigated under different oxidizing conditions of temperature and humidity. Both the chemical nature and the amount of oxides were characterized using electrochemical reduction analysis by measuring the electrolytic reduction potential and total transferred electrical charges. For pure tin, SnO grew faster under humid condition than in dry air at $85^{\circ}C$. A very thin (<10 ${\AA}$) layer of SnO, was formed on the top surface under humid condition. The mixture of SnO and $SnO_2$ was found for oxidation at $150^{\circ}C$. XPS and AES were performed to support the result of oxide reduction.
