고집적회로에서 TiN/Ti Diffusion Barrier의 열처리에 따른 계면반응 및 구조변화에 대한 연구

고집적회로에서 A1 금속공정의 diffusion barrier로 널리 사용되는 titanium nitride의 성질을 조사하였다. 실제 회로 구조의 열적 안정성을 관찰하기 위하여 준비된 TiN/Ti다층 barrier를 $600^{\circ}C$까지 열처리하여 x-ray photoelectron spectroscopy (XPS), cross-sectional transmission electron microscopy(XTEM) 등으로 분석하였다. 열처리 온도가 증가됨에 따라 oxygen은 TiN 층의 표면과 pure-Ti 층에 pile up 된다. TiN 층의 표면에서는 $600^{\circ}C$열처리시 TiN이 분해되어 완전히 $TiO_2$가 형성되며, TiN 층 내에서는 oxygen 함량은 열처리 온도의 증가에 따라 커지고 이때 형성되는 Ti-oxide는 $TiO_2$ 보다 TiO, $Ti_2$$O_3$ 상태로 존재하게 된다. Pure-Ti 층은 열처리시 두개의 층으로 나누어 지는 데, 표면에서 침투하는 oxygen과 pure-Ti이 반응하여 Ti-oxide 층이 생기며 실리콘 기판과의 반응으로 Ti-silicide를 형성한다. $600^{\circ}C$에서 모든 Ti 층이 반응으로 소모되고 열적 stress, Ti-silicide의 grain growth, oxygen의 침입으로 TiN 층에 blistering이 발생한다.

Acute motor axonal neuropathy(AMAN) is a subtype of Guillain-Barre syndrome and characterized by selective involvement of motor fibers. Acute disseminated encephalomyelitis(ADEM) is a demyelinating disease of central nervous system. The coincidence of central and peripheral nervous system involvement has been reported rarely. We described a 37-year-old male patient presented with fever, altered consciousness. The examination of cerebrospinal fluid and brain magnetic resonance imaging was compatible with acute disseminated encephalomyelitis. Several days later, his mentality was improved but he showed quadriparesis and palsy of cranial nerves, areflexia. Electrophysiologic studies suggested axonal form of motor dominant polyneuropathy. We report a caute motor axonal neuropathy combined with ADEM. We consider that this case is an example of simultaneous immunologic process in the common pathogenic epitope of central nervous system and peripheral nervous system.

In this study, performance based seismic design was performed on the shear wall structural system and the beam-column system as a variable general rebar and seismic rebar, and comparing the capacity of the two models of each system. From nonlinear analyses, the capacity of the shear wall structural system applying seismic rebar has shown a stable behavior after the maximum strength, but there is little difference. Furthermore, both models showed similar capacity between story drift and story shear force and capacity of members. These results are attributed to the fact that the seismic rebar, which is highly ductile under the seismic load applied to the target structure, does not render sufficient capacity.

In response to physical and functional life required by the latest “Long-Life House Construction and Certification Criteria,” the column-type system has been proposed as an alternative to the conventional wall-type system and various relevant systems have been developed. However, due to higher framework costs than the conventional wall-type system, the column-type system has not been widely distributed or implemented in Korea. In this study, structure design and economic feasibility of the wall system and rigid frame (Rahmen) for the same construction plan of an apartment house were evaluated and the framework construction costs of the two systems were compared. Also, in order to propose a framework construction plan to reduce the costs, construction costs were analyzed based on main members, concrete, and rebar strength.

In spite of the large stiffness of the CIP wall, it is used only as the temporary wall. Because it shows the problems of straightness and the poor unification in the joint between the each pile. Recently the Uni-wall method which improves the disadvantage of the CIP has been developed, still for the temporary wall. In this study, a new permanent retaining wall used the Uni-wall was analysed on the viewpoint of the shear performance in the joint cross section between each pile, became the Uni-wall can not be reinforced in the horizontal direction just like CIP. By mean of the numerical analysis in detail, the critical shear zones in PUS induced by the vertical and horizontal loads were investigated and the maximum shear force were analysed depending upon the load conditions. The shear force estimation graphs in the pile joints cross section were developed. Example of a prototype structure demonstrated the validity and the efficiency of the developed estimation graphs.

Sink-hole is a kind of ground settlements caused by collapse of the underground space when the important structure is constructed on the closed mine tunnel. Thus Sink-hole must be reinforced certainly. Therefore, in this study, experimental performance evaluation of Sink-hole-reinforcing slab is done by scaled model. In this time, rock and silt which is selected by soil condition, are used as ground model which scale is same ratio as reinforced slab. This experiment estimate through the stability of reinforced slab and the ground mutual behavior analysis.
