인듐주석산화물(Indium Tin Oxide; ITO)은 가시광 영역에서 높은 투과율과 낮은 면저항을 가지고 온습도와 화학적으로 안정적인 특성으로 인해 평판디스플레이 및 태양전지와 같은 광전소자에 많이 사용되고 있는 투명전극 재료이다. 그러나 점차 평판디스플레이 및 태양전지가 발전함에 따라 더 높은 투과율과 더 낮은 면저항을 가지는 투명전극을 요구하기 시작하였다. 기존의 ITO만으로는 이를 충족하기 어렵기 때문에 ITO 박막의 개선이 필요하다. ITO 박막은 In2O3에 Sn을 도핑 하여 전기적 성능을 향상한 물질이지만 내부의 Sn 농도가 너무 많아지게 되면 Sn 산화물이 형성되어 전자의 흐름을 방해한다. 현재 많이 사용되는 ITO의 Sn 비율은 5~10 wt. %이다. 본 연구에서는 RF-Sputter 장비를 사용하여 In-situ 조건에서 Sn/ITO 2중 박막을 제작한 후에 Annealing을 하여 Sn을 ITO 박막으로 도핑하였고 최종적으로 증착에 사용된 ITO (10 wt.%)보다 Sn 비중이 높지만 Sn에 의해 전자의 흐름이 방해받지 않는 선까지 도핑을 조절하여 투과율이 감소하지 않으면서 면저항은 감소한 ITO 투명전극을 연구하였다. soda-lime glass 기판 위에 Sn 박막 0, 1, 2 nm를 성막한 후에 ITO 박막 170 nm, 400 nm와 조합하며 증착하였다. 그 후 증착된 Sn/ITO 이중 박막을 260C, 400C 온도에서 Annealing을 진행하고 성장조건에 따른 광 투과율 및 전기적 특성을 측정하였다. Sn 박막과 ITO 박막의 두께에 따라 광 투과율과 면저항이 변하였으며 Sn(2 nm)/ITO(400 nm) 이중 박막을 400C 온도에서 Annealing을 하였을 때 가시광 파장대(380 nm ~780 nm)에서 평균투과율이 약 90%였으며 면저항이 5.88 Ω으로 본 실험에서 최상의 결과를 얻어내었다. 또한 실험을 진행함에 따라 스퍼터 장비의 기본 진공도가 높을수록 낮은 면저항의 박막이 성막 되었다. 기본 진공도가 ≤ 5.0×10^-7 Torr 일 때 Sn(2 nm)/ITO(400 nm) 이중 박막을 400C 온도에서 Annealing 한 조건으로 Rㅁ = 4.6 Ω를 가지는 투명전극까지 제작할 수 있었다.

Indium tin oxide (ITO) is a transparent electrode material that is widely used in optoelectronic devices such as flat-panel displays and solar cells due to its high transmittance and low sheet resistance in visible light areas, and its temperature and chemical stability. However, as flat-panel displays and solar cells gradually developed, transparent electrodes with higher transmittance and lower sheet resistance began to be required. Since it is difficult to satisfy this with existing ITO alone, it is necessary to improve the ITO thin film. An ITO thin film is a material that improves electrical performance by doping Sn in In2O3, but when the internal Sn concentration is too high, a Sn oxide is formed to interrupt the flow of electrons. Currently, the Sn ratio of ITO, which is widely used, is 5 to 10 wt.%. In this study, Sn/ITO double thin film was manufactured using RF-Sputter equipment and annealed to dope Sn with ITO thin film. As a result, Sn has a specific gravity higher than ITO (10 wt), but aims to reduce sheet resistance without reducing transmittance by adjusting the flow of electrons to a line that is not disturbed by Sn. Sn thin films 0, 1, and 2 nm were formed on a soda-lime glass substrate, and then deposited in combination with ITO thin films 170 nm and 400 nm. After that, the deposited Sn/ITO double thin film was annealed at temperatures of 260C and 400C to measure the light transmittance and electrical characteristics in accordance with the growth conditions. The transmittance and sheet resistance changed according to the thickness of the Sn thin film and the ITO thin film, fand when the Sn(2 nm)/ITO(400 nm) double thin film was annealed at 4000C temperature, the average transmittance was about 90% in the visible light wavelength band (380 nm to 780 nm), and the sheet resistance was 5.88 Ω. In addition, as the experiment was conducted, the higher the basic vacuum degree of the sputter equipment, the lower the cotton resistance thin film was formed. When a basic vacuum degree was ≤ 5.0x10^-7 Torr, a transparent electrode having Rㅁ = 4.6 Ω could be manufactured under a condition that a Sn(2 nm)/ITO(400 nm) double thin film was annealed at a temperature of 400C.
