본 논문은 UV-Treated Poly(4-VinylPhenol-co-MethylMeth Acrylate) (PVP-co-PMMA) 하이브리드 게이트 절연막이 적용된 저온 공정 (≤ 150 ℃) Indium Gallium Tin Oxide (IGTO) 박막 트랜지스터 (Thin-Film Transistors, TFTs)의 제조에 대한 내용을 기술한다. 주 연구 내용으로, Polymer 절연막의 무른 특성과 높은 하이드록시기 비중을 개선하기 위하여 Hafnia (HfOx)의 첨가와 UV 빛을 조사하는 방법을 활용하였다. UV-Treated 하이브리드 절연막은 기존 Polymer 절연막에 비하여 낮은 하이드록시기 비중, 평탄한 표면, 그리고 더 조밀한 박막 특성을 보였는데, 이는 HfOx의 강한 이온 결합력과 UV 빛의 광자에 의한 유기-무기물 간의 향상된 결합력에 의한 것으로 설명될 수 있다. 이러한 UV-Treated 하이브리드 절연막의 게이트 절연막으로써의 적합성을 판단하기 위하여, Sputtered IGTO를 활성층으로 사용한 바텀 게이트 구조의 TFT를 제작하여 평가를 진행하였으며, 매우 낮은 공정 온도에도 불구하고 우수한 특성을 확보할 수 있었다. 해당 UV-Treated 하이브리드 게이트 절연막이 적용된 IGTO TFT는 150 ℃의 낮은 공정 온도에서 25.9 cm2/Vs의 전계 효과 이동도 (Field-Effect Mobility, μFE), -0.2 V의 문턱 전압 (Threshold Voltage, VTH), 0.4 V/decade의 Subthreshold Swing (SS) 값, 그리고 107 이상의 ION/OFF 점멸비 특성을 보였다. 또한 해당 TFT를 플라스틱 기판 위에 제작하였을 때, 하이브리드 절연막의 유연한 특성 덕에, 1 mm의 매우 작은 곡률 반경에서의 100회 굽힘 시험 이후에도 우수한 특성을 유지하는 것을 확인할 수 있었다.

This letter reports the fabrication of indium gallium tin oxide (IGTO) thin-film transistors (TFTs) with UV-treated PVP-co-PMMA-based hybrid gate insulators at an extremely low temperature (≤ 150 ℃). Synergetic hafnia loading and UV treatment were used to tailor the mechanical softness and hydroxyl fraction in the polymer dielectric film. The UV-treated hybrid dielectric film had the low hydroxyl concentration, a smoother surface, and a denser packing nature, which can be explained by the high ionicity of hafnium oxide and photon-assisted improvement in the cohesion between organic-inorganic materials. Suitability of the UVtreated hybrid dielectric film as a gate insulator was evaluated by fabricating bottom gate TFTs with sputtered IGTO films as a channel layer which showed high carrier mobility at a low temperature.
