Amorphization of Silicon by 250 keV Electron Irradiation and Hydrogen Annealing

We observed that optical properties of silicon changed under high dose electron irradiation at 250 keV. Our experimental results revealed that the optical transmission through a silicon wafer is significantly increased by electron irradiation. Transmission increase by the change in the absorption coefficient is explained through an analogy with amorphous silicon. Moreover, solar cell open-circuit voltages indicated that defects were generated by electron irradiation, and that the defects responded to annealing. Our results demonstrated that the optical properties of silicon can be controlled by a combination of electron irradiation and hydrogen annealing.

<P>Four new diazocine derivatives including anthracene moiety, 2,8-Bis-[3-(10-naphthalen-2-yl-anthracen-9-yl)-phenyl]-6H,12H-5, 11-methano-dibenzo[b,f][1,5]diazocine(AK14), 2,8-Bis-[2-(10-naphthalen-2-yl-anthrac-en-9-yl)-phenyl]-6H,12H-5,11-methano-dibenzo[b,f][1,5]diazocine(AK15), 2,8-Bis-[4-(10-phenyl-anthracen-9-yl)-phenyl]-6H,12H-5,11-methano-dib-enzo[b,f][1,5]diazocine(AK20), 2,8-Bis-[2-(10-phenyl-anthracen-9-yl)-ph-enyl]-6H,12H-5,11-methano-dibenzo[b,f][1,5]diazocine(AK21) were synth-esized. Those materials exhibited photoluminescence (PL) maximum value of about 411 approximate to 428nm in solution state and 429 approximate to 483nm in film state, respectively.Four compounds were used as EML in OLED device: ITO / 2-TNATA (60nm) / NPB (15nm) / EML (35nm) / Alq3 (20nm) / LiF / Al. OLED devices, fabricated by AK14, AK20 and AK21, showed the current efficiency with 2.16cd/A, 0.28cd/A and 1.56cd/A. The OLED device, fabricated by AK15, showed the best performance with 2.83cd/A, 1.25lm/W and CIE(x,y) = (0.16, 0.23).</P>

<P>New carbazole derivatives including coumarin moiety, 7-(3-Carbazol-yl-phenyl-chromen-2-one (C-PCa), 7-(9-Phenyl-9H-carbazol-3-y1)chromen-2-one (PCa-C), 7-[9-(3-Carbazol-9-yl-pheny1)-9H-carbazol-3 -y1]-chromeri-2-one (PDCa-C) were synthesized by Suzuki reaction. A non-doped OLED was fabricated using the synthesized material as emitting materials. Among the three synthesized compounds, PDCa-C showed the highest efficiency with current efficiency of 1.34 cd/A and C.I.E of (0.18, 023) in the current density 10 mA/cm(2).</P>

원통형 PN접합의 Baliga의 해석적인 항복전압에 대한 근사식을 유도하였다. 근사식은 접합깊이, r<SUB>j</SUB>와 공핍층 깊이, W<SUB>pp</SUB>의 비 (r<SUB>j</SUB>/W<SUB>pp</SUB>)가 0.1보다 작은 경우 Baliga식과 잘 일치하였다. 농도에 대한 원통형 접합의 항복전압의 민감도를 유도하였으며, 근사식을 사용한 경우가 Baliga식의 경우보다 민감도식이 더 간단하기 때문에, 민감도를 고려한 소자 설계 시 활용될 수 있으리라 기대된다. 민감도 식을 이용하여 설계한 결과 항복전압의 편차가 10%이내로 제어하기 위해서는 도핑농도가 10¹?㎝?³이고 접합깊이가 5 ㎛인 원통형 접합인 경우 농도 편차가 12.8%이내 이어야한다.
