InGaN/GaN 다중 양자우물 구조에서의 결정상 분리 현상 연구

양자우물의 두께가 다른 4종류의 $In_xGa_{1-x}N(x=0.15)/GaN$ 다중 양자우물 구조의 PL 스펙트럼을 분석하여 InGaN에서의 결정상 분리 현상을 조사하였다. 우물폭이 1.5 nm에서 6.0 nm로 증가함에 따라, PL스펙트럼은 비대칭성이 점점 강해지는 이중 피크의 특성을 나타내었다. 곡선맞춤을 수행하여 분리한 2개의 피크를 분석하여, InGaN 우물에서의 부준위 천이에 해당하는 고에너지 피크의 세기는 줄어드는 반면, 상분리에 의하여 생성된 저에너지 피크의 강도는 점점 강해짐을 볼 수 있었다. 이것은 InGaN 우물에는 In 조성이 다소 다른 2개의 결정상이 존재하여, 우물폭 증가와 함께 InN 상분리가 강해지면서 In 조성이 큰(In-rich) InGaN 결정상이 상대적으로 증대됨을 보여 주는 결과로 해석된다. 우물 두께가 6.0 nm인 시료에서는 저에너지 영역(${\sim}2.0eV$)에서 또 하나의 피크이 관측되었는데, 이것은 GaN에서 잘 알려져 있는 결함에 기인한 황색준위(YB)와 그 근원이 같은 것으로, InN의 상분리가 임계값 이상으로 발달하여 생성된 결함과 관련된 준위인 것으로 해석된다. We have investigated photoluminescence(PL) spectra of four $In_xGa_{1-x}N(x=0.15)/GaN$ multiple quantum well(MQW) structures with different well widths in order to study a phenomenon on crystal phase separation. The asymmetic behavior of PL spectra becomes stronger with increase of the well width from 1.5 nm to 6.0 nm, which indicates dual-peak nature. Analyzing the dual-peak fit PL spectra, we have observed that the intensity of low-energy shoulder peak rapidly becomes stronger, compared to that of high-energy peak corresponding to a transition in InGaN QW. It suggests that InGaN QW has two phases with tiny different In compositions, and that In-rich(InN-like) phase forms more and more relatively than stoichiometric InGaN(x=0.15) phase by the InN phase separation mechanism as the QW width increases. PL spectrum of 6.0-nm sample shows an additional peak at low-energy lesion(${\sim}2.0\;eV$) whose energy position is almost the same as a defect band of yellow luminescence frequently observed in GaN epilayers. It may be due to a defect resulted from In deficiency formed with development of the phase separation.

Using firm-level financial statement data, we investigated the performance of Korean food processing industry, especially focusing on the dynamics of productivity changes. Unlike the conventional production function framework, we employed a frontier function approach based on Luenberger's shortage function. The results showed that (i) productivity growth of food processing industry is attributable to technical progress rather than efficiency change; (ii) efficiency has improved after financial crisis in 1997. We also found that there exists significant differences in the pattern of productivity change among firm groups defined by firm characteristics such as SIC code, sales target, size, and ownership.

Actinomycosis is an uncommon disease caused by actinomyces species, which are gram-positive anaerobic bacteria with filamentousappearance. Actinomyces israelii is the most common pathogen resulting in actinomycotic infection. The infection usuallypresents 3 distinct localizations:cervicofacial, thoracic, abdomino-pelvic. Cervicofacial actinomycosis accounts for about 50%of the cases. The sulfur granule defines the pathognomic pathologic finding of actinomycosis, but it has been reported in only40% of cases. We report on a case of submandibular sialolithiasis that occurred due to antinomycosis in a 50-year old malepatient. (Korean J Otolaryngol 2006;49:949-51)
동북아 물류기지화 구축을 위한 최적화 전략에 관한 연구

Since Korea is poor resource and a relatively small country, it has come to depend on international trade. For more than three decades, Korea has experienced remarkable economic growth. Due to this rapid growth, the total volume of port traffic has grown at an average annual rate of 10.2 percent during that period. Korea's major policies have centered on the development of large-scale ports and their improved operation in order to build the North-East Asia logistic hub. The Korean Government has been promoting the development of new port projects. So, the main objective of this paper is to briefly analyze that korea is to establish a construction of logistic center in North-East Asia. Korea has suffered from the shortage of port facilities, because port development has always followed the demaned of the port facilities. The international competitiveness of both the export and import industries has deteriorated remarkably. Korea is now acting positively in promoting the planned port development in order to handle the projected port traffic volume. The conditions of port development has become worse with all the construction cost. Future development plans should be optimized by maximizing the utilization of existing port facilities through specializing the function of each port. Additionally, in order to secure sufficient investment resources, it is necessary to induce private capital and foreign direct investment. And, in order to establish a new construction of logistic hub in North-East Asia, Korea shoud be established the foreign logistic company.
